SK hynix won TSMC’s Partner of the Year award for its collaboration in validating next-generation high bandwidth memory (HBM). It marked the company’s second consecutive win following last year. SK hynix said on Sept. 28 that it participated in TSMC’s Open Innovation Platform (OIP) Conference held in Santa Clara, California, on Sept. 23. The company received the Partner of the Year award for validating eighth-generation HBM (HBM5) based on TSMC’s advanced Chip-on-Wafer-on-Substrate (CoWoS) packaging technology. CoWoS is a 2.5-dimensional (2.5D) packaging technology. It combines HBM and graphics processing units (GPUs), among other components, on a silicon interposer to create high-performance artificial intelligence (AI) accelerators. HBM is a key memory component in AI accelerators. Major AI accelerators are currently packaged using CoWoS. Advanced packaging technology needs to be incorporated from the design stage to fully implement HBM’s memory bandwidth and other capabilities. SK hynix’s packaging development team validated HBM5 with TSMC from the initial design stage. TSMC holds its OIP Conference in the second half of each year.
